Instead of a mask, the patterning means may be composed of a patterned coat of radiation-sensitive material of the same material as the resist. In general, a single substrate will contain a network of adjacent target portions that are successively exposed. Known lithographic apparatus include so-called steppers, in which each target portion is irradiated by exposing an entire pattern onto the target portion at one time, and so-called scanners, in which each target portion is irradiated by scanning the pattern through the beam in a given direction (the “scanning”-direction) while synchronously scanning the substrate parallel or anti-parallel to this direction.
In a conventional lithographic apparatus, the resist is usually an organic resin which has high molecular weight so as to yield a relatively slow etch rate. One way to reduce the molecular weight of the resist is to cross-link the polymer chains of the resist by irradiating the resist in the presence of a suitable radiation (e.g., with ultraviolet light, or electron beam). The cross-linking, however, also causes the resist to become brittle, so that the resist is no longer suitable for use in the fabrication of nanostructures. Furthermore, the cross-linking of the resist also decreases the ability of the resist to withstand high temperatures which are necessary for etching the target portion.
The etch rate of a resist can be enhanced by increasing the temperature of the resist. However, increasing the temperature of the resist can reduce the mechanical stability of the resist and thereby reduce its ability to withstand high temperatures.
